#Project Title: Research on the dielectric layer
 technology of VLSI memory devices

#Principal Investigator: J. Ya-min Lee

#Funding Source: National Science Council, 1993/8-1994/7

#Abstract:

The purpose of this project is to study the major technology modules
required for future VLSI chips. We will investigate the potential
applications of high dielectric constant thin films and non-linear
ferroelectric thin films for high-density memory chips.

#Project Title: Study on Logic Devices Based on Real-space Transfer

#Principal INvestigator: J. Ya-min Lee

#Funding Source: National Science Council, 1994/2-
1995/7

#Abstract:

In this project, we will explore the new applications of charge
injection transistors (CHINT)/ negative resistance field effect
transistors(NERFET). The CHINT/NERFET devices are based on real-
space transfer and will be fabricated using heterostructures grown
by molecular beam epitaxy.

#Project Title: Research on the Dieletric Technology
 of VLSI Memory Devices

#Principal Investigator: J. Ya-min Lee

#Funding Source: National Science Council, 1994/8-1995/7

#Abstract:

The purpose of this project is to study the dielectric technology for
future VLSI memory devices, such as DRAM and non-volatile
memory devices. We will investigate the potential applications of low
pressure chemical vapor deposited Ta2O5 and ferroelectric thin
film capacitors for high-density memory chips.
